Phase-matched intersubband-based second harmonic generation (SHG) in quantum well waveguides with relatively long interaction lengths is demonstrated. Resonant enhancement near fundamental = 8.6 μm was obtained with maximum conversion efficiency of 0.2% for the 45° wedge geometry and 0.9% for the true waveguide geometry. The latter value for SHG conversion efficiency is the highest value ever obtained for intersubband base nonlinearities.

Electron generation among subbands in semiconductor quantum wells (QW) has become of great interest since the demonstration of population inversion and lasing action in the quantum cascade laser. A two-color mid-infrared picosecond pump-probe spectroscopy is used for the study of electron dynamics in a QW three-level structure. The electron effective mass in the conduction band is energy dependent. This leads to the formation of subbands with different curvature. Consequently, the electron transitions with high in-plane momenta k∥ are red-shifted, compared to the transition at the Brillouin-zone center.

High-efficiency, phase-matched second harmonic generation (SHG) conversion is demonstrated in a semiconductor multiple quantum well (MQW) consisting of a InP waveguide. Single 90 s pulses from a widely tunable IR optical parametric generator are used to induce SHG in the waveguide. Results show that asymmetric double quantum wells are capable of achieving maximum conversion efficiency despite the loss of phase coherence.
