The dielectric response of La- and Dy- doped BiFeO3 thin films to electric- and magnetic fields was measured at microwave frequencies (up to 12GHz) in a temperature range from 25°C to 300°C. Interesting phenomena were observed. Significant oscillations in the C(f) characteristic which were unaffected by the electric field or by elevated temperature but which were dampened by a magnetic field. We also observed 'N'-type I-V characteristics. A possible explanation for this mesoscopic response is the presence of structural features that cause resonance (e.g. grains, grain-boundaries, domains, domain walls etc), with a contribution strong enough to be averaged by the system. The exact origin of these features is unknown at present. © 2007 Materials Research Society.

A simple method is proposed (and verified experimentally) to reduce the Temperature Coefficient of Capacitance (TCC) in tuneable ferroelectric devices. It suggests use of two or more layers of ferroelectrics with different Curie temperatures to achieve temperature stabilisation, high tuneability, and small losses. © 2001 IEEE.

Single phase Na0.5K0.5NbO3 (NKN) thin films have been pulsed laser deposited on SiO2/Si(001) wafers and LaAlO3(001) and MgO(001) single crystals. Radio frequency (up to 1 MHz) and microwave (up to 50 GHz) dielectric spectroscopy studies have been carried out to characterize thin NKN films for electrically tunable microwave device applications. Films on single crystal oxide substrates showed tunabilities as high as 30-40 % at 40 V bias and dissipation factor of 0.01-0.02 at 1 MHz. The films on Si substrates showed low dielectric losses of < 0.01, and low leakage currents. Dielectric properties of ferroelectric films on Si substrates at low frequencies are greatly influenced by the depletion capacitance and the resistance inserted by semiconductor substrate. Microwave frequency measurements for NKN film on Si wafers yield more than 10 % tunability at 50 GHz and loss tanδ<0.1 at 10 GHz.
Petrov PK, Ivanov Z, Gevorgian S, 2000, SrTiO<inf>3</inf>-based varactors for Ka-band application: Preparation and properties
SrTiO3(STO)-based varactors with YBa2Cu 3O7-x (YBCO) electrodes were pulsed laser deposited on MgO substrate by using intermediate oxygen relaxation technique, i.e. the STO film was deposited in sequence of four 100nm thick layers with intermediate cooling in oxygen down to 300 °C. The oxygen treatment as well as introducing of a homoepitaxial MgO layer in between the MgO substrate and STO film, reduced the residual strain in the STO film and improved microwave properties of the varactors. Typical parameters of the varactors measured at 77K in a frequency range: 25 - 50 GHz were: capacitance, C, 30-40 fF, tuning C(0V)/C(40V) of 1.2, Q-factor of 20-40 and leakage current less than 0.25 nA, when a DC bias of 40V was applied. These results show applicability of the fabricated varactors at Ka band and higher frequencies. © 2000 IEEE.
