AB - At microwave frequencies, variable resistors can beimplemented with cold-MESFETs. An accurate ultrawidebandmodel for cold-MESFETs is presented. Theequivalent circuit model is based on the physicalstructure of the device and has a simple topology thatrequires only two bias dependant elements. The modelhas been used to accurately characterise coldMESFETsfrom 0.05 to 20.05 GHz. Moreover, unlikethat for a switched-MESFET, the model is accurate overa continuous and wide range of bias points.
